چکیده
We have investigated the temperature dependence of photoluminescence ~PL! properties of a number of self-organized InAs/GaAs heterostructures with InAs layer thickness ranging from 0.5 to 3 ML. The temperature dependence of InAs exciton emission and linewidth was found to display a significant difference when the InAs layer thickness is smaller or larger than the critical thickness around 1.7 ML. The fast redshift of PL energy and an anomalous decrease of linewidth with increasing temperature were observed and attributed to the efficient relaxation process of carriers in multilayer samples, resulting from the spread and penetration of the carrier wave functions in coupled InAs quantum dots. The measured thermal activation energies of different samples demonstrated that the InAs wetting layer may act as a barrier for the thermionic emission of carriers in high-quality InAs multilayers, while in InAs monolayers and submonolayers the carriers are required to overcome the GaAs barrier to escape thermally from the localized states. @S0163-1829~96!06440-5#

Polarized cathodoluminescence study of selectively grown self-assembled InAs/GaAs quantum dots
We have examined the optical properties of self-assembled InAs quantum dots ~QDs! grown on prepatterned GaAs~001! substrates with polarization sensitive and time-resolved cathodoluminescence ~CL! imaging and spectroscopy techniques. The InAs QDs were formed using a novel application in self-assembled molecular beam epitaxial growth, which entailed the growth of InAs on preformed @11̄0#-oriented ...
متن کاملCharacterization and Effect of Thermal Annealing on InAs Quantum Dots Grown by Droplet Epitaxy on GaAs(111)A Substrates
We report the study on formation and thermal annealing of InAs quantum dots grown by droplet epitaxy on GaAs (111)A surface. By following the changes in RHEED pattern, we found that InAs quantum dots arsenized at low temperature are lattice matched with GaAs substrate, becoming almost fully relaxed when substrate temperature is increased. Morphological characterizations performed by atomic forc...
متن کاملDetection of efficient carrier capture in ultrathin InAs/GaAs layers using a degenerate pump–probe technique
By analysing the carrier dynamics based on the rate equations and the change of the refractive index due to the efficient carrier capture, we have calculated the carrier capture process in the InAs/GaAs system detected by a simple degenerate pump–probe technique. The calculated results are found to be in good agreement with the experimental findings. Our results indicate that this simple techni...
متن کاملInfluence of GaAs Substrate Orientation on InAs Quantum Dots: Surface Morphology, Critical Thickness, and Optical Properties
InAs/GaAs heterostructures have been simultaneously grown by molecular beam epitaxy on GaAs (100), GaAs (100) with a 2 misorientation angle towards [01-1], and GaAs (n11)B (n = 9, 7, 5) substrates. While the substrate misorientation angle increased from 0 to 15.8 , a clear evolution from quantum dots to quantum well was evident by the surface morphology, the photoluminescence, and the time-reso...
متن کاملComparative study on InAs/InGaAs dots-in-a-well structure grown on GaAs(311) B and (100) substrates.
The InAs/InGaAs dots-in-a-well (DWELL) structures were grown on both GaAs(311) B and (100) substrates by molecular beam epitaxy. Quantum dots (QDs) grown on GaAs(311) B substrate are of higher density and more uniform size distribution, yet QDs grown on GaAs(100) substrate demonstrate a bimodal size distribution. The growth mechanism of these surface morphologies was briefly discussed. We found...
